Abstract:he preparation of epoxy resin packaging materials using different contents of ZrW2O8 powder with negative thermal expansion as fillers is studied. The linear expansion coefficient, glass-transition temperature, tensile strength, moisture absorption rate and anti-corrosion property are measured under different contents of fillers. It shows that the ZrW2O8 powders can be dispersed in the base of epoxy resin after ultrasonic treatment. With the content of ZrW2O8 increased, the linear expansion coefficient is decreased ,but glass-transition temperature, tensile strength and moisture absorption rate are increased. As the quality ratio between ω(E-51 ) and ω (ZrW2O8) reaches 3:2, the acid-resistance property of encapsulating material is the best; but alkali-resistance property is the worst.
